Envisioning the Next Generation Solid State Drive

Abstract

Relentless scaling of solid-state drives by stacking hundreds of memory layers has pushed TB-level storage available for average consumers. Looking ahead to the next decade, the prospect of stacking over 1000 layers looms, albeit accompanied by significant challenges. In this presentation, we show the promise of addressing those challenges by introducing new functional materials, i.e., ferroelectric. Research discovery of ferroelectricity in doped hafnium dioxide (HfO2) thin films has triggered tremendous research activities in exploration of ferroelectric memory, especially ferroelectric field effect transistor (FeFET), for a wide range of applications from low-power logic to embedded non-volatile memory and to processing-in-memory accelerators. This talk will first provide theoretical understanding of FeFET, especially the memory window of the device. Then engineering strategies of wide memory window FeFET will be presented. At the end, we will present the application of NAND FeFET for encrypted in-memory computing, where the in-situ memory encryption/decryption is supported, which can simultaneously perform the matrix-vector multiplication.
